Computersimulation der Dynamik von Schicht und Vorschicht bei der Plasmaimmersions-Ionenimplantation

Computer simulation of sheath and presheath dynamics in plasma immersion ion implantation

  • Das Ziel der vorliegenden Arbeit ist die Untersuchung der Prozesse, die sich bei der Plasmaimmersions-Ionenimplantation (PIII) im Plasma nahe eines Targets abspielen. Dazu wird das Particle-In-Cell/Monte Carlo-Verfahren (PIC/MC) eingesetzt, mit dem es möglich ist, Plasmen selbstkonsistent zu simulieren. Da das Augenmerk dieser Arbeit auf der Schicht und Vorschicht des Plasmas liegt, wird zunächst ein Verfahren entwickelt, das die Simulation einer planaren Plasmarandschicht ohne Plasmabulk erlaubt. Dabei muß der Wahl geeigneter Randbedingungen auf der Plasmaseite große Aufmerksamkeit geschenkt werden, um sowohl die Simulation einer statischen Floatingpotential-Randschicht als auch einer dynamischen Randschicht zu ermöglichen. Die Methode wird zuerst zur Untersuchung planarer statischer Randschichten bei Anliegen des Floatingpotentials sowie einer negativen Hochspannung an dem Target eingesetzt. Es wird gezeigt, daß das Child-Langmuir-Gesetz nur eine unbefriedigende Beschreibung der Potentialverteilung in der Plasmaschicht liefert. Durch eine Modifikation der Anfangswerte bei der Integration der Child-Langmuir-Gleichung wird in dem wandnahen Bereich der Schicht eine hervorragende Übereinstimmung zwischen dem modifizierten Gesetz und den simulierten Ergebnissen erzielt. Die Tatsache, daß sich bei der PIII in der Nähe eines Targets zunächst eine Floatingpotential-Randschicht entwickelt, in der die Ionen eine Driftgeschwindigkeit und ein Dichtegefälle aufweisen, wird in den Simulationen dieser Arbeit erstmals berücksichtigt. Die Dynamik von Schicht und Vorschicht wird durch die Simulation der Bewegung von Orten konstanter Ionendriftgeschwindigkeit analysiert. Dabei wird beobachtet, daß die Vorschicht bei der PIII mit einer zeitlichen Verzögerung auf das Anlegen einer negativen Hochspannung an das Target reagiert, die auf die Ausbreitung und das Eintreffen einer Ionenschallwelle zurückzuführen ist. Es wird ein einfaches analytisches Modell entwickelt, das die Reaktion der Vorschicht auf die Bewegung der Schichtkante erfolgreich beschreibt. In einem weiteren Schritt der Arbeit wird ein hybrides PIC/MC-Verfahren entwickelt, bei dem die lokale Dichte der isothermen Elektronen über einen Boltzmann-Ansatz nur noch vom elektrischen Potential abhängt. Die dadurch erreichte Beschleunigung des Verfahrens macht es möglich, das Verhalten des Plasmas bei periodisch angelegten Hochspannungspulsen mit verschiedenen Pulsparametern zu untersuchen. Dabei wird gezeigt, daß der Erholung des Plasmas zwischen den Pulsen und der Ionensättigungsstromdichte, die in bisherigen Arbeiten unbeachtet blieb, eine große Bedeutung für die PIII zukommen. Der zweite Teil der Arbeit befaßt sich mit Plasmarandschichten in der Nähe von zweidimensional strukturierten Targets. Als Simulationsverfahren kommt eine zweidimensionale Version des entwickelten hybriden PIC/MC-Verfahrens zur Anwendung. An einem Target, bestehend aus Doppelstegen mit dazwischen liegenden Gräben, wird erstmals eine Plasmarandschicht bei Anliegen des Floatingpotentials an dem Target simuliert. Dabei zeigt sich eine Verletzung des Bohmkriteriums, bei der die Ionen an der Schichtkante in einem Graben die Bohmgeschwindigkeit bereits weit überschritten haben. Als Ursache für dieses Verhalten kann die Auffächerung der Ionentrajektorien im Grabeninneren und die dadurch verursachte Divergenz des Ionenstroms identifiziert werden. Die fokussierende Wirkung der Kantenfelder und die Auffächerung der Ionentrajektorien in den Gräben verursachen starke Inhomogenitäten in der Stromdichteverteilung. Der lokale Aufschlagwinkel der Ionen auf dem Target zeigt sich ebenfalls sehr inhomogen verteilt. Während in allen bisher durchgeführten zweidimensionalen PIII-Simulationen immer homogene driftfreie Plasmaverteilungen benutzt wurden, wird in dieser Arbeit erstmals eine PIII-Simulation ausgehend von einer Floatingpotential-Randschicht durchgeführt. Dabei zeigen sich gegenüber bisherigen Simulationen große Unterschiede in der Implantationsstromdichte. Die simulierte Dosisverteilung der implantierten Ionen ist auf dem Target infolge der Kantenfelder wieder sehr inhomogen verteilt. Die Dynamik der Schicht und Vorschicht, die einen Übergang von einer zylindrischen Matrixschicht zu einer planaren Hochspannungsschicht zeigt, wird wieder erfolgreich durch ein analytisches Modell beschrieben. Die Potentialverteilung in der sich einstellenden stationären Hochspannungsschicht kann durch die Hinzunahme einer Stromdivergenz oder -konzentration in das modifizierte Child-Langmuir-Gesetz verstanden werden. Schließlich werden in mehreren Simulationen an verschiedenen zweidimensionalen Targets, die auf Floatingpotential liegen, die Eigenschaften des Plasmas hinsichtlich einer technischen Nutzung zur plasmaunterstützten Schichtabscheidung studiert.
  • The aim of this thesis is to investigate the processes which happen in a plasma during the treatment of a target using the so called Plasma Immersion Ion Implantation (PIII) technology. For this purpose a Particle-In-Cell/Monte Carlo (PIC/MC) computer simulation algorithm is used which allows to make self consistent simulations of plasmas. Since the focus of this thesis is on the sheath and presheath of plasmas, a new method is developed that allows the simulation of the target-near part of a plasma without taking into account the whole plasma bulk. In order to allow the simulation of both, static and dynamic sheaths, the choice of appropriate boundary conditions towards the plasma bulk is paid great attention. The first applications of the new method are investigations of planar static sheaths with the target at floating potential and at a negative high voltage. It is shown that Child's law fails in the description of the potential distribution in these sheaths. By modifying the initial values used for integrating Child's law an almost perfect agreement between the simulations and the modified Child's law is achievied in the proximity of the target. Based on the fact that close to a target, which is immersed into a plasma, a floating potential sheath exists in which the ions show a drift towards the target and in which a gradient in the plasma density exists, such a sheath configuration is used in this thesis for the first time in PIII simulations. The dynamical behaviour of the sheath and presheath during PIII is analyzed by simulating the movement of iso-velocity loci of the ion drift velocity. It is shown that the response of the presheath on switching the target potential to a negative high voltage is delayed until the information of the voltage change arrives with the ion acoustic velocity. Based on these observations a simple analytical model is developed that allows to describe the response of the presheath on sheath expansion. In a next step a hybrid PIC/MC algorithm is developed which models the isothermal electrons as so-called Boltzmann electrons, with their local number density depending only on the local potential. The considerable increase in computational speed by this modification makes it possible to simulate the behaviour of the plasma in PIII on repeated negative high voltage pulses with different pulse parameters. Its is found that the plasma recovery between the pulses and the ion saturation current, which has been neglected in all previous computational investigations, are very significant for PIII. The second part of this thesis deals with the sheath and presheath close to two-dimensional patterned targets. A two-dimensional version of the previously developed hybrid PIC/MC algorithm is applied. Using a target consisting of double ridges with trenches in between, a two-dimensional simulation of a floating potential sheath is realized in this work for the first time. Inside of one of the trenches a violation of Bohm's criterion can be verified in which the drift velocity of the ions at the sheath edge exceeds the Bohm velocity considerably. As a reason for this a geometric spread of the ion trajectories inside of the trench and a thereby caused divergence of the ion current density can be identified. The focussing effects due to the field at the convexe corners and the geometric spread of the ion trajectories inside of the trench give reason to a strong inhomogenity of the ion current density on the target surface. Similarly the impingement angles also show strong inhomogenities. While up to now all two-dimensional PIII simulations used uniform plasmas as initial condition, a more realistic floating potential sheath and presheath is used in this work for the first time in such simulations. As a consequence, strong deviations in the current density of implantated ions can be demonstrated between results from the latter simulation and results gained from a simulation using a uniform plasma, which is made for reason of comparison. The simulated dose of implanted ions also shows strong variations on the target surface due to the corner fields. A delayed response of the presheath and a transition from a cylindrical formed ion matrix sheath around the ridges to a planar high voltage sheath is observed and is modelled successfully by an analytical model. Using the extension of diverging or concentrating ion currents in the modified Child's law an unterstanding of the potential distribution of the stationary high voltage sheath is achieved. Finally the behaviour of a plasma in the vicinity of several different two-dimensional targets consisting of ridges with trenches in between are studied in the aspect of technological use in a plasma assisted deposition of thin films on top of patterned surfaces.
